Low defect density silicon having a vacancy-dominated core substantially free of oxidation induced stacking faults

   
   

The present invention relates to a process for preparing a single crystal silicon ingot, as well as to the ingot or wafer resulting therefrom. The process comprises controlling (i) a growth velocity, v, (ii) an average axial temperature gradient, G.sub.0, and (iii) a cooling rate of the crystal from solidification to about 750.degree. C., in order to cause the formation of a segment having a first axially symmetric region extending radially inward from the lateral surface of the ingot wherein silicon self-interstitials are the predominant intrinsic point defect, and a second axially symmetric region extending radially inward from the first and toward the central axis of the ingot. The process is characterized in that v, G.sub.0 and the cooling rate are controlled to prevent the formation of agglomerated intrinsic point defects in the first region, while the cooling rate is further controlled to limit the formation of oxidation induced stacking faults in a wafer derived from this segment, upon subjecting the wafer to an oxidation treatment otherwise suitable for the formation of such faults.

La présente invention concerne un procédé pour préparer un lingot de silicium de cristal simple, aussi bien qu'au lingot ou la gaufrette résultant de là. Le processus comporte commander (i) une vitesse de croissance, v, (ii) un gradient axial moyen de la température, G.sub.0, et (iii) un taux de refroidissement du cristal de la solidification environ à 750.degree. C., afin de causer la formation d'un segment ayant une première région axialement symmétrique se prolonger radialement vers l'intérieur de la surface latérale du lingot où le silicium art de l'auto-portrait-interstitials sont le défaut intrinsèque prédominant de point, et une deuxième région axialement symmétrique se prolongeant radialement vers l'intérieur dès la début et vers l'axe central du lingot. Le processus est caractérisé du fait v, G.sub.0 et le taux de refroidissement sont commandés pour empêcher la formation des défauts intrinsèques agglomérés de point dans la première région, alors que le taux de refroidissement est encore commandé pour limiter la formation des défauts d'empilement induits par oxydation dans une gaufrette dérivée de ce segment, en soumettant la gaufrette à un traitement d'oxydation autrement approprié à la formation de tels défauts.
