A polishing composition which comprises the following components (a) to
(d):
(a) silicon dioxide,
(b) at least one basic substance selected from the group consisting of an
inorganic salt of an alkali metal, an ammonium salt, piperazine and
ethylenediamine,
(c) at least one chelating agent selected from the group consisting of a
compound represented by the following general formula [1] and its salt:

wherein each of R.sub.1 and R.sub.2 which are the same or different, is a
lower alkylene group, and n is an integer of from 0 to 4, and
(d) water.
Ein Polieraufbau, der die folgenden Bestandteile (a) bis (d) enthält: (a) Silikondioxid, (b) mindestens eine grundlegende Substanz vorgewählt von der Gruppe, die aus einem anorganischen Salz eines Alkalimetalls, einem Ammoniumsalz, Piperazin und Äthylendiamin, (c) mindestens ein Cheliermittel vorgewählt von der Gruppe besteht aus einem Mittel dargestellt durch die folgende allgemeine Formel [ 1 ] besteht und sein Salz: ## STR1 ## worin jedes von R.sub.1 und von R.sub.2, die dieselben oder das unterschiedlich sind, ist, ist eine unterere Alkengruppe und n eine Ganzzahl von von 0 bis 4 und (d) Wasser.
