substrate, and including a lower cladding layer, a core layer, and an
upper cladding layer sequentially laminated on the semi-insulating
substrate, wherein the lower cladding layer includes a first laterally
extending from the ridge and having an electrode on a top face, and a
second layer with a carrier density lower than that of the first layer and
in contact with the core layer.
