The present invention provides novel tertiary alcohol compounds which are
useful as monomers for the preparation of photoresist materials having
high transparency and a great affinity for the substrate and hence
suitable for use in photolithography using a light source comprising
preferably light having a wavelength of 300 nm or less and more preferably
light emitted from an ArF excimer laser.
Specifically, the present invention provides tertiary alcohols compounds
represented by the following general formula (1):

wherein R.sup.1 and R.sup.2 each independently represent a straigh-chain,
branched or cyclic alkyl group having 1 to 10 carbon atoms, in which some
or all of the hydrogen atoms on the constituent carbon atoms may be
replaced by a halogen atom or halogen atoms, or R.sup.1 and R.sup.2 may be
joined together to form an aliphatic hydrocarbon ring; Z represents a
straight-chain, branched or cyclic divalent organic group having 2 to 10
carbon atoms; and k is 0 or 1.
La presente invenzione fornisce i residui terziari dell'alcool del romanzo che sono utili come monomeri per la preparazione dei materiali del photoresist che hanno alto acetato e un'affinità grande per il substrato e quindi adatto ad uso nel photolithography usando una fonte di luce che contiene preferibilmente la luce che ha una lunghezza d'onda di 300 nm o di meno e preferibilmente chiaro emessi da un laser del excimer di ArF. Specificamente, la presente invenzione fornisce i residui terziari degli alcool rappresentati dalla seguente formula generale (1): ## del ## STR1 in cui R.sup.1 e R.sup.2 ciascuno rappresentano indipendentemente un gruppo alchile ramificato o ciclico della straigh-catena, avere 1 - 10 atomi di carbonio, in cui alcuni o tutti gli atomi dell'idrogeno sugli atomi di carbonio costituenti possono essere sostituiti da un atomo dell'alogeno o gli atomi dell'alogeno, o R.sup.1 e R.sup.2 può unirsi insieme per formare un anello alifatico dell'idrocarburo; La Z rappresenta un gruppo organico bivalente a catena dritta, ramificato o ciclico che ha 2 - 10 atomi di carbonio; e K è 0 o 1.
