A system and related process to enable control of photolithographic pattern
features on a structure having one or more severe non-flat topologies. The
system includes an analysis of the Depth of Focus associated with
photolithographic equipment and a photoresist film applied to the
structure. From that determination a range of layout dimension of the
topologies is identified accordingly and incorporated into the fabrication
of such topologies. A conformal layer of material is then applied to the
formed structure including the determined topologies to effectively
substantially close up the topologies prior to application of the
photoresist film. The system is suitable for use with any structure having
severe topologies and photolithographic limitations including, for
example, in the fabrication of micro-electro mechanical systems.
Ein System und ein in Verbindung stehender Prozeß, zum von von Steuerung der photolithographic Mustereigenschaften auf einer Struktur zu ermöglichen, die eine oder mehr strengen nicht-flachen Topologien hat. Das System schließt eine Analyse der Tiefe des Fokus verbunden mit photolithographic Ausrüstung und einem Photoresistfilm, der an der Struktur aufgetragen wird ein. Von dieser Ermittlung wird eine Strecke des Planmaßes der Topologien dementsprechend gekennzeichnet und enthalten in die Herstellung solcher Topologien. Eine konforme Schicht Material wird dann an der gebildeten Struktur einschließlich die entschlossenen Topologien effektiv im wesentlichen nahe herauf die Topologien vor Anwendung des Photoresistfilmes angewendet. Das System ist für Gebrauch mit jeder möglicher Struktur verwendbar, die strenge Topologien und photolithographic Beschränkungen einschließlich z.B. in der Herstellung der mechanischen Systeme des Mikro-Micro-electro hat.
