A method of detecting a defect includes of determining an image acquisition
condition for irradiating a converged electron beam onto a specimen and
detecting a secondary electron emanated from the specimen, acquiring an
image by detecting the secondary electron emanated from the specimen in
synchronism with the irradiation of the electron beam, processing the
acquired image to detect a defect on the specimen, and outputting
information regarding the detected defect. The image acquisition condition
is determined based on plural images which are acquired by changing at
least one of acceleration condition of the secondary electron and an
electrical field in the vicinity of the specimen.
Une méthode de détecter un défaut inclut de déterminer une condition d'acquisition d'image pour irradier un faisceau d'électrons convergé sur un spécimen et détecter un électron secondaire émané du spécimen, acquérant une image en détectant l'électron secondaire émané du spécimen dans le synchronisme avec l'irradiation du faisceau d'électrons, traitant l'image acquise pour détecter un défaut sur le spécimen, et produisant l'information concernant le défaut détecté. L'état d'acquisition d'image est déterminé a basé sur les images plurielles qui sont acquises en changeant au moins un de l'état d'accélération de l'électron secondaire et d'un champ électrique à proximité du spécimen.
