A method of operating a vertical DMOS transistor associated with a Schottky
diode, the method including diverting current from flowing through a
body-to-drain pn junction diode to flowing through the Schottky diode when
a metallic source contact becomes more positive than a drain of the DMOS
transistor by forward conduction voltage of the Schottky diode to reduce
the amount of source current reaching the substrate and reducing
operational characteristics of parasitic devices associated with the
integrated circuit.
Une méthode d'actionner un transistor vertical de DMOS lié à une diode de Schottky, la méthode comprenant détourner le courant de traverser corps-à-vidangent la diode de jonction de PN à traverser la diode de Schottky quand un contact métallique de source devient plus positif qu'un drain du transistor de DMOS par la tension vers l'avant de conduction de la diode de Schottky pour réduire la quantité de courant de source atteignant le substrat et réduisant des caractéristiques opérationnelles des dispositifs parasites liés au circuit intégré.
