Method for removing photoresist

   
   

A method of removing photoresist from a wafer or other substrate consists of ashing the photoresist only once the wafer is spaced a predetermined distance above a wafer stage in a process chamber, so that the photoresist is removed at once from all of the surfaces of the wafer. The wafer is heated to a temperature of 210.degree. C. to 230.degree. C. after it is positioned on the upper surface of the wafer stage. The heated wafer is then raised a distance of 9 mm to 11 mm above the upper surface of the wafer stage. At this time, process gas is introduced into the process chamber, and the process gas is converted into plasma. Thus, the plasma efficiently removes the photoresist all at once from the surfaces of the wafer.

Eine Methode des Entfernens von von Photoresist von einer Oblate oder von anderem Substrat besteht aus dem Veraschen des Photoresist, nur sobald die Oblate ein vorbestimmter Abstand über einem Oblatestadium in einem Prozeßraum gesperrt wird, damit der Photoresist sofort von allen Oberflächen der Oblate entfernt wird. Die Oblate wird zu einer Temperatur von 210.degree geheizt. C. zu 230.degree. C. nach ihm wird auf die Oberfläche des Oblatestadiums in Position gebracht. Die geheizte Oblate wird dann ein Abstand von 9 Millimeter bis 11 Millimeter über der Oberfläche des Oblatestadiums angehoben. Diesmal wird Prozeßgas in den Prozeßraum eingeführt, und das Prozeßgas wird in Plasma umgewandelt. So entfernt das Plasma leistungsfähig den Photoresist in einem Zug von den Oberflächen der Oblate.
