This invention relates to a process for forming a metal interconnect comprising the steps of forming a concave in an insulating film formed on a substrate, forming a copper-containing metal film over the whole surface such that the concave is filled with the metal and then polishing the copper-containing metal film by chemical mechanical polishing, characterized in that the polishing step is conducted using a chemical mechanical polishing slurry comprising a polishing material, an oxidizing agent and an adhesion inhibitor preventing adhesion of a polishing product to a polishing pad, while contacting the polishing pad to a polished surface with a pressure of at least 27 kPa. This invention allows us to prevent adhesion of a polishing product to a polishing pad and to form a uniform interconnect layer with an improved throughput, even when polishing a large amount of copper-containing metal during a polishing step.

Cette invention concerne un processus pour former une interconnexion en métal comportant les étapes de former un concave dans un film isolant formé sur un substrat, formant un film cuivre-contenant en métal au-dessus de la surface entière tels que le concave est rempli de métal et puis de polir le film cuivre-contenant en métal par le polissage mécanique chimique, caractérisé en ce que l'étape de polissage est conduite en utilisant une boue de polissage mécanique chimique comportant un agent de polissage, un oxydant et un inhibiteur d'adhérence empêchant l'adhérence d'un produit de polissage à une garniture de polissage, tout en entrant en contact avec la garniture de polissage sur une surface polie avec de la pression au moins du kPa 27. Cette invention nous permet d'empêcher l'adhérence d'un produit de polissage à une garniture de polissage et de former une couche uniforme d'interconnexion avec une sortie améliorée, même lorsque polissant une grande quantité de métal cuivre-contenant pendant une étape de polissage.
